The primary use would be on flip chip packages that feature an exposed die. The exposed die is fragile and susceptible to damage during the installation process of the heat sink. It is easy to crush or crack the edge or corner of the die if the heat sink is not level when it is installed. The SP7 PADs can be installed on the heat sink or the substrate of the flip chip packages in an area that is free of electrical components. The pad material will cushion the heat sink and keep it level while the clip, screws, or pins and springs are snapped/secured into place. Since the pads are highly compressible, they will not interfere with the contact between the heat sink and die or the actual mounting pressure. |
